چکیده

Monolayer transition metal dichalcogenides are considered to be promising candidates for flexible and transparent optoelectronics applications due to their direct bandgap and strong light-matter interactions. Although several monolayer-based photodetectors have been demonstrated, single-layered optical memory devices suitable for high-quality image sensing have received little attention. Here we report a concept for monolayer MoS2 optoelectronic memory devices using artificially-structured charge trap layers through the functionalization of the monolayer/dielectric interfaces, leading to localized electronic states that serve as a basis for electrically-induced charge trapping and optically-mediated charge release. Our devices exhibit excellent photo-responsive memory characteristics with a large linear dynamic range of ∼4,700 (73.4 dB) coupled with a low OFF-state current (<4 pA), and a long storage lifetime of over 104 s. In addition, the multi-level detection of up to 8 optical states is successfully demonstrated. These results represent a significant step toward the development of future monolayer optoelectronic memory devices.

MOS Memory Using Germanium Nanocrystals Formed by Thermal Oxidation of Si(1-x)Ge(x)

In this work, we propose a novel technique of fabricating germanium nanocrystal quasi-nonvolatile memory device. The device consists of a MOSFET with Ge charge-traps embedded within the gate dielectric. This trap-formation method provides for precise control of the thicknesses of the oxide layers which sandwich the charge-traps, via thermal oxidation. Memory devices with write/erase speed/volta...

Nonvolatile memory cells based on MoS2/graphene heterostructures.

Memory cells are an important building block of digital electronics. We combine here the unique electronic properties of semiconducting monolayer MoS2 with the high conductivity of graphene to build a 2D heterostructure capable of information storage. MoS2 acts as a channel in an intimate contact with graphene electrodes in a field-effect transistor geometry. Our prototypical all-2D transistor ...

An experimental investigation on the energy storage in a shape-memory-polymer system

In this paper, the effect of thermomechanical loading on the behavior of deflection-based harvested energies from a shape memory polymer system is experimentally investigated. Samples are created with honeycomb cells from poly-lactic acid using additive manufacturing techniques. The shape memory effect in shape recovery and force recovery paths are studied under thermomechanical tests in bendin...

Silicon nanowire charge-trap memory incorporating self-assembled iron oxide quantum dots.

Charge-trap non-volatile memory devices based upon the precise integration of quantum dot storage elements with silicon nanowire field-effect transistors are described. Template-assisted assembly yields an ordered array of FeO QDs within the trenches that separate highly aligned SiNWs, and injected charges are reversibly stored via Fowler-Nordheim tunneling into the QDs. Stored charges shift th...
